Silicon Saxony e. V. in Saxony is the largest network of microelectronics and IT clusters in all of Europe. Fraunhofer IZM is grateful for the opportunity to engage with other research institutes, service providers, and public institutions via this network and join forces for the development of new processes. The close working relationship with mechanical engineering enterprises, material suppliers, and users enables an almost symbiotic partnership in the field of 3D integration.
The focus is on 3D wafer level packaging and system integration employing a cutting-edge 300 mm technology line to enable the practice-centric development of new processes and sophisticated prototypes for 3D waver-level systems.
